kaplanmıştır. Yonga seviyesinde paketleme çalışmaları kapsamında entegre devre paket yapılarına benzeyen, ancak onlardan farklı olarak vakum ortamının sağlanabildiği hibrit paket yapısı kullanılmıştır. Hibrit paket içerisine yerleştirilen MEMS ürün, paketin metal kapağının üzerine oturtulup, kapatma işlemi için geliştirilmiş bir cihaz yardımıyla sızdırmaz bir şekilde kapatılmıştır.
3. Tez kapsamındaki çalışmalarda, vakum paket yapılarının içerisindeki basınçların tespit edilebilmesi amacıyla Pirani vakum sensörü yapısı geliştirilmiştir. Bu sensör yapısı havada duran bir mikroköprü şeklindeki bir dirençtir ve geliştirilen DWP ve SOG üretim süreciyle üretilebilmektedir. DWP üretim sürecinde boron katkılanmış katmandaki stres nedeniyle yapıda bükülmeler gözlenmiş, SOG üretim süreci ile bu sorun ortadan kaldırılmıştır. Her iki üretim süreciyle elde edilen Pirani vakum sensörü yapıları başarılı bir şekilde çalışmıştır. SOG süreci ile üretilen Pirani vakum sensörü yapısı literatürde sunulan Pirani vakum sensörü çalışmaları arasında en derin yapısal katman ile üretilen ve ölçülen ilk Pirani vakum sensörüdür. Bu sensörler, öncelikle vakum haznesinde farklı basınçlar altında ölçülmüş ve ısıl empedans-basınç eğrileri elde edilmiştir.
Paketlenmiş yapıda elde edilen ısıl empedans değeri, vakum haznesindeki ölçümlerle elde edilen ısıl empedans-basınç eğrisiyle karşılaştırılarak, paket içerisindeki basınç yaklaşık olarak tespit edilmiştir. Yapılan çalışmalarda, pul seviyesinde vakum paket yapısı içerisindeki basıncın 2.4 mTorr, yonga seviyesinde vakum paket yapısı içerisindeki basıncın ise 1400 mTorr olduğu gözlenmiştir.
Tezden elde edilen sonuçlara göre üzerinde durulması gereken gelecek çalışmalar şunlardır:
1. Tez kapsamındaki çalışmalarda, DWP süreci ile üretilmiş MEMS yapılar üzerinde gerçekleştirilen pul seviyesinde vakum paketleme çalışmaları, SOG süreci ile üretilmiş yapılar üzerinde de gerçekleştirilmelidir.
2. Yonga seviyesindeki paket yapısı içerisine de gaz soğurucu (getter) malzeme yerleştirilerek basınçların daha düşük seviyelere çekilmesi konusunda çalışmalar yapılmalıdır.
3. MEMS dönüölçerler, ivmeölçerler ve Pirani vakum sensörünün üretiminde kullanılan DWP ve SOG üretim süreçlerinin daha da iyileştirilmesi amacıyla özellikle silisyum derin aşındırıldığı DRIE süreci üzerinde daha fazla denemeler yapılmalı ve bu adımın daha iyi bir noktaya getirilmesi sağlanmalıdır.
4. Pul seviyesinde paketleme çalışmalarında, gaz soğurucu(getter) ve cam hamuru (glass frit) katmanlarının yurt dışında kaplattırılması yerine ODTÜ MEMS Tesisleri’nde gerçekleştirebilmek için gerekli çalışmaların yapılması planlanmaktadır.
Bu tez kapsamında ülkemiz için kritik bir teknoloji olacağı öngörülen MEMS teknolojisi için önemli bir aşama olan vakum paketleme konusu üzerinde çalışılmıştır.
Önerilen paketleme yöntemlerinde ilk denemeler başarıyla gerçekleştirilmiştir. Paket içerisindeki basınçların tespit edilmesi için Pirani vakum sensörü yapısı üzerinde durulmuştur. Pirani vakum sensörü yapısı SOG süreci ile dünyada ilk kez bu tez kapsamındaki çalışmalarla üretilmiştir. Bu tezde elde edilen sonuçların, paketleme çalışmalarının daha da iyi bir noktaya getirilmesi sürecinde iyi bir başlangıç oluşturacağı ve bundan sonraki çalışmalara fayda sağlayacağı düşünülmektedir.
